In this work, an InGaP/GaAsSb/GaAs DHBT with carbon doping up to 4E19/cm GaAsSb base was studied. A current gain of 115 at the collector current density of 25KA/cm2 was achieved for the Rbs of about 530ohm/sq. In this paper, we show that for large area imagers the use of a current mode active pixel engine can increase the speed compared to a voltage mode pixel. Changing from a source follower topology to a common source amplifier can increase the charge gain while having no effect on other performance parameters.
