Even though already in the seventies, right after invention of quantum cascade laser (QCL) concept, it was argued that this device could be operated THz (far-infrared) range electromagnetic spectrum, only 2002 first working QCL demonstrated. Soon afterwards, progress very rapid; space 2–3 years, operating temperatures were raised, single-mode DFB devices produced, applications as local oscillat...

We demonstrate an active phase-nulling scheme for terahertz (THz) frequency quantum cascade lasers (QCLs) under optical feedback, by active electronic feedback control of the emission frequency. Using this scheme, the frequency tuning rate of a THz QCL is characterized, with significantly reduced experimental complexity compared to alternative approaches. Furthermore, we demonstrate real-time d...

Photoacoustic spectra of ammonia and water vapor were recorded by use of a continuous-wave quantum-cascade distributed-feedback (QC-DFB) laser at 8.5 mum with a 16-mW power output. The gases were flowed through a cell that was resonant at 1.6 kHz, and the QC-DFB source was temperature tuned over 35 nm for generation of spectra or was temperature stabilized on an absorption feature peak to permi...

We report gain calculations for a quantum cascade laser using a fully self-consistent quantum mechanical approach based on the theory of nonequilibrium Green functions. Both the absolute value of the gain as well as the spectral position at threshold are in excellent agreement with experimental findings for T = 77K. The gain strongly decreases with temperature.

We combine photonic crystal and quantum cascade band engineering to create an in-plane laser at terahertz frequency. We demonstrate that such photonic crystal lasers strongly improve the performances of terahertz quantum cascade material in terms of threshold current, waveguide losses, emission mode selection, tunability and maximum operation temperature. The laser operates in a slow-light regi...
