An improved analytical model for IGB power transistors has been developed for circuit simulators. Special attention is paid to the physical modeling of the short channel in the DMOS branch and the buffer layer near the anode in IGBT device structures. Good agreement between simulated and measured data has been obtained.

In this paper we review an analytical electrothermal model, already proposed by us, able to calculate the temperature and current distribution for any integrated device, whose structure can be represented as an arbitrary number of superimposed layers with a 2-D embedded thermal source, so as to include the effect of the package. The model allows to optimize the device layout through the solutio...

A model transistor is de ned and used to understand steady-state electron transport in nanoscale silicon transistors. For this model device, the electric eld pro le is xed and not computed self-consistently from the carrier density pro le. The current versus voltage (I-V) characteristics of the model device as well as the internal carrier density and velocity pro les are computed by solving the...

The objective of this paper is twofold. On the one hand showing that an equivalent electrical model can account appropriately and at the behavioural level, the physical phenomena involved in an electronic device; this is achieved by comparing the simulated response of the model with a measured response resulting from an actual prototype of the device under test. On the other hand, demonstrating...

Supply chain information infrastructure has been largely built on the basis of solid IT backbone using static identification technology such as barcode and RFID. However, very few RFID installations can integrate seamlessly. Small to medium enterprises which do not have the same resources as large multinational corporations are often left without RFID connectivity, and hence the information lin...

Multimedia computing requires support for heterogeneous data types with differing storage, communication and delivery requirements. Continuous media data types such as audio and video impose delivery requirements that are not satisfied by conventional physical storage organizations. In this paper we describe a physical organization for multimedia data based on the need to support the delivery o...

System design where cyber-physical applications are securely coordinated from the cloud may simplify the development process. However, all private data are then pushed to these remote ‘swamps’, and human users lose the actual control as compared to when the applications are executed directly on their devices. At the same time, computing at the network edge is still lacking support for such stra...

Introduction: Occupational hearing loss due to noise is completely preventable and using the hearing protection device is one of control proceedings by the workers expose the impermissible noise. Therefore, this study aimed to determine the effective factors on occupational hearing loss and also the effective factors on using hearing protective devices by the workers exposed to excessive noise....

With the advent of submicron technologies, GHz RF circuits can now be realized in a standard CMOS process [1]. A major barrier to the realization of robust commercial CMOS RF components is the lack of adequate models which accurately predict MOSFET device behavior at high frequencies. The conventional microwave table-lookup-based approach requires a large database obtained from numerous device ...

Self-heating effects in bipolar junction transistors have been incorporated into PSpice dc and ac analyses. The effects are intrinsic to the operation of the transistor, and are treated within the device model, avoiding the need for thermal subcircuits. A physical thermal impedance model is provided, which allows prediction of thermal impedance for devices with rectangular emitters from device ...
