The effect of polyimide (PI) thermal process on the bump resistance of flip-chip solder joint is investigated for 28 nm technology device with aggressive extreme low-k (ELK) dielectric film scheme and lead-free solder. Kelvin structure is designed in the bump array to measure the resistance of single solder bump. An additional low-temperature pre-baking before standard PI curing increases the b...

One of the great enemies of rubber compounds is heat. Heat will cause chemical and physical degradation of vulcanized rubber as well as a considerable loss in its strength. A major source of heat generation in a tire is due to internal friction resulting from the viscoelastic deformation of the tire as it rolls along the road. Another source of heat generation in a tire is due to its contact fr...

Zinc coating is formed by the heterogeneous assembly of the Γ, Γ1, δ, ζ and η phases whose mechanical properties greatly differ from each other. Thermal strains resulting from large differences between thermal expansion coefficients are partially relaxed by the formation of a crack network. In order to model this phenomenon, initial hardness, thermal expansion coefficient αi and toughness (KIC)...

Interfacial thermal resistance (ITR) presents a measure of the to heat transport caused by interface in composites movement when flows across it. In transfer analysis, presence an ITR invalidates continuity condition temperature at interface, so that special treatment is required. this paper, two one-dimensional models are developed for analysis multi-layered materials with ITR. One create virt...

Abstract The evaporation and condensation mechanism of two-phase flow is studied. Euler-Euler pattern used to express the properties flow. research shows that tracking program can accurately track interface. thermal resistance on confluence part insulation becomes larger. working fluids have significant influence two-phase.

This paper presents a PC-based thermal cycler with a local-host architecture, where a PC is employed as the host. The local system only executes the thermal cycling process and the PC is responsible for the management of PCR protocols with a convenient GUI. The presented local-host system greatly reduces the development time and the maintenance cost, providing an economical PCR thermal cycler.

In this paper, the method of determining thermal contact resistance of wavy surfaces is discussed exactly. For determining the thermal contact resistance of real contacts, a new method has been presented. In this method, assuming a regular sinusoidal surface profile, the real contact area in terms of applied forces has been determined. Then thermal contact resistance has been calculated. Testin...

in this study, thermal performance of a cylindrical heat pipe is investigated numerically. three different types of water based nanofluids, namely (al2o3+water), (diamond+water) and (multi-wall carbon nano tube (mwcnt) +water) have been used. the influence of using the simple nanofluids and mwcnt nanofluid on the heat pipe characteristics such as liquid velocity, pressure profile, temperature p...

Being brittle and having low thermal conductivity, refractories suffer damage and sometimes fail in service as a result of thermal shock. While the approach of those making fine-grained technical ceramics is to make their products sufficiently strong to withstand thermal stresses the refractory technologist is more cunning. He uses, often little known, devices to provide resistance to thermal s...

Localized energy exchange and mechanical coupling across a few nm gap at a corrugated graphene-substrate interface remain great challenges to study. In this work, an infrared laser is used to excite an unconstrained epitaxial graphene/SiC interface to induce a local thermal non-equilibrium. The interface behavior is uncovered using a second laser beam for Raman excitation. Using Raman peaks for...
