The experimental observation of band-to-band tunneling in novel tunneling field-effect transistors utilizing a monolayer of MoS2 as the conducting channel is demonstrated. Our results indicate that the strong gate-coupling efficiency enabled by two-dimensional materials, such as monolayer MoS2 , results in the direct manifestation of a band-to-band tunneling current and an ambipolar transport.

A numerical simulation of spin-dependent quantum transport for a spin field effect transistor is implemented in a widely used simulator, nanoMOS. This method includes the effect of both spin scattering in the channel and the tunneling barrier between the source/drain and the channel. Accounting for these factors permits setting more realistic performance limits for the transistor, especially th...

the kinetics and mechanism of the reaction of 5-nitro-1h-benzo[d] imidazole to produce 6-nitro-1h-benzo[d] imidazole was studied by employing hybrid meta-density functional theory. mpwblk/6-31+g** level calculations were carried out to obtain energies and optimize the geometries of all stationary points along the pes, and determine the harmonic vibrational frequencies. two transition states (ts...

The electron tunneling through a molecular junction modeled by a single site weakly coupled to two leads is studied in the presence of a time-dependent external field using a master equation approach. In the case of small bias voltages and high carrier frequencies of the external field, we observe the phenomenon of coherent destruction of tunneling, i.e. the current through the molecular juncti...

Quantum tunneling between degenerate ground states through the central barrier of a potential is extended to excited states with the instanton method. This extension is achieved with the help of an LSZ reduction technique as in field theory and may be of importance in the study of macroscopic quantum phenomena in magnetic systems. Quantum effects on the macroscopic scale have attracted consider...
