This work presents vertical flash memory devices with protein-assembled PbSe nanocrystals as a floating gate and Al2O3 as a control oxide. The advantage of a vertical structure is that it improves cell density. Protein assembly improves uniformity of nanocrystals, which reduces threshold voltage variation among devices. The introduction of Al2O3 as a control oxide provided lower voltage/faster ...

The thermoelectric (TE) performance of films of colloidal lead selenide (PbSe) quantum dots (QDs) with metal-chalcogenide complex ligands is seen to change with QD size and temperature. Films of smaller QDs have higher Seebeck coefficient magnitudes, indicating stronger quantum confinement, and lower electrical and thermal conductivities. The thermoelectric figure of merit ZT is ∼0.5 at room te...

Recently a significant improvement in the thermoelectric performance of p-type ternary PbTe-PbSe and PbTe-PbS systems has been realized through alternating the electronic band structure and introducing nano-scale precipitates to bulk materials respectively. However, the quaternary system of PbTe-PbSe-PbS has received less attention. In the current work, we have excluded phase complexity by fabr...

We describe and demonstrate a general strategy for engineering binary and ternary hybrid nanoparticles based on spontaneous epitaxial nucleation and growth of a second and third component onto seed nanoparticles in high-temperature organic solutions. Multifunctional hybrid nanoparticles that combine magnetic, plasmonic, and semiconducting properties and that are tunable in size and morphology c...

Conduction in thin films of PbSe nanocrystals doped by electrochemical gating has been studied. Charging the film, with either electrons or holes, increases the conductance by orders of magnitude. The electrons in the 1S(e) state of nanocrystals in these films have a mobility as high as 5.0 x 10(-3) cm(2) V(-1) s(-1). Electrons in the 1P(e) state were found to have a differential mobility up to...

We report an alternative synthesis and the first optical characterization of colloidal PbTe nanocrystals (NCs). We have synthesized spherical PbTe NCs having a size distribution as low as 7%, ranging in diameter from 2.6 to 8.3 nm, with first exciton transitions tuned from 1009 to 2054 nm. The syntheses of colloidal cubic-like PbSe and PbTe NCs using a PbO "one-pot" approach are also reported. ...

In this Letter, we present a novel strategy to control the thermoelectric properties of individual PbSe nanowires. Using a field-effect gated device, we were able to tune the Seebeck coefficient of single PbSe nanowires from 64 to 193 microV x K(-1). This direct electrical field control of sigma and S suggests a powerful strategy for optimizing ZT in thermoelectric devices. These results repres...

Lead chalcogenides (PbQ, Q = Te, Se, S) have proved to possess high thermoelectric efficiency for both n-type and p-type compounds. Recent success in tuning of electronic band structure, including manipulating the band gap, multiple bands, or introducing resonant states, has led to a significant improvement in the thermoelectric performance of p-type lead chalcogenides compared to the n-type on...

Nanocrystals of Ag, PbSe, and PbTe were prepared via a high-temperature organic solution approach, respectively. Using a size-selection technique, the size-distribution of each set of nanocrystals could be fine-tuned and finally monodisperse products were achieved. Superlattice structure of binary self-assemblies in low size-ratio were also explored and characterized by transmission electron mi...

We report on the observation of an anisotropic magnetic dipolar interaction that results from binding PbSe nanoparticles (NPs) to GaAs surfaces by an organic linker. The observed dependence of the blocking temperature on the alignment of the linking molecule relative to the surface normal indicates that the anisotropy is caused by the attachment of the organic linker to the NPs. The presented r...
