In this contribution, a set of robust GaN MMIC T/R switches and low-noise amplifiers, all based on the same GaN process, is presented. The target operating bandwidths are the X-band and the 2-18 GHz bandwidth. Several robustness tests on the fabricated MMICs demonstrate state-ofthe-art survivability to CW input power levels. The development of high-power amplifiers, robust low-noise amplifiers ...

Abstract— The inductor-less designing of monolithic tunable active dual-band bandpass filter is presented in this study. Biasing voltages signify main role. They can control the center frequency and quality factor. Using four biasing voltages and cascading two similar filters leads to dual-band bandpass filter. By keeping the gain constant, the center frequency shift is 200 MHz. Regardless cons...

A novel structure that encodes and decodes very high speed unipolar Code Division Multiple Access (CDMA) signals is proposed. This scheme is based on the analogy between the distributed amplifier and the transversal filter. By adjusting the gain of each tap and the delay between taps, the proposed device acts as a high-speed encoder (transmitter) or correlator (receiver). The theoretical analys...

The limitations on the implementation of BiCMOS active inductors at 2GHz are described. The circuit is based on a two BJT feedback configuration. Two types of biasing circuits were used: active bias and resistive bias. With 0.8μm BiCMOS standard technology is possible to obtain up to a few nanohenry inductance with a Q close to 3 at 2GHz. Two MMIC were studied.

| This article presents a new robust method for nding the parameters of Engen's six-port to four-port reduction algorithm for six-port reeectometer calibration. Like other previously published methods, it uses a minimum of ve loads with an unknown but constant absolute value of the reeection coeecient and unknown but well-distributed phases. However, the quality of the parameter estimates is im...

A new robust method for finding the parameters of Engen’s six-port-to-four-port reduction algorithm for sixport reflectometer calibration has been developed. Like other previously published methods, it uses a minimum of five loads with an unknown but constant absolute value of the reflection coefficient and unknown but well-distributed phases. However, the quality of the parameter estimates is ...

The design of broadband, highly integrated up-converters is described. Two up-converters have been designed to reduce the complexity and cost of broadband millimetre wave systems by integrating a number of functions into a compact MMIC. Broadband performance was achieved for 20-30 GHz and 35-45 GHz with OIP3 exceeding 24 and 15 dBm, respectively; 2xLO leakage better than 3 dBm and excellent gai...

An exciting program on monolithic microwave integrated circuit (MMIC) technology was pursued on from nearly 1983 to 1991, including its design and fabrication equipments, mainly in USA and Europe. In the era, “MMIC” was a very new concept which meant integration of microwave and millimeter-wave circuits on a die. By incorporating the CAD and measurement tools developed in the program, Japanese ...

This paper introduces a state-of-art on an ultra-wideband (UWB) technology in intelligent transport systems (ITS). To examine the detection performance of a UWB short-range radar for vehicular applications, we developed a 26-GHz band short-range UWB radar system with an embedded compact MMIC-based RF module. In this paper, we briefly comment on the current regulatory environment for UWB radar s...

This paper reports on the joint multinational initiative KORRIGAN launched in 2005 to accelerate the development of independent GaN HEMT foundries in Europe. The project addresses several key research areas such as materials, processing, reliability, thermal management and advanced packaging solutions. The benefits of GaN technology will be evaluated at system level with the fabrication of circ...
