Effect of Electron Thermal Conductivity on Resonant Plasmonic Detection in Terahertz Hot-Electron Bolometers Based on Metal/Black-AsP/Graphene FETs

We analyze the two-dimensional electron gas (2DEG) heating by incident terahertz (THz) radiation in field-effect transistor (FET) structures with graphene channels (GCs) and black-phosphorus black-arsenic gate barrier layers (BLs). Such GC-FETs can operate as bolometric THz detectors using thermionic emission of hot electrons from GC via BL into gate. Due to excitation plasmonic oscillations signals, GC-FET detector response be pronouncedly resonant, leading elevated values responsivity. The lateral thermal conductivity 2DEG markedly affect responsivity, particular, its spectral characteristics. This effect should considered for optimization detectors.
