Numerical Investigation and Design of Electrically-Pumped Self-Pulsing Fano Laser Based on III-V/Silicon Integration

A self-pulsing III-V/silicon laser is designed based on the Fano resonance between a bus-waveguide and micro-ring resonator, partially covered by graphene as nonlinear saturable absorption component. The reflector etched straight waveguide used one of cavity mirrors in coupling region to work with induced loss nonlinearity achieve pulsed lasing GHz repetition frequency. detailed characteristics are studied numerically using rate equation finite-difference time-domain (FDTD) simulations. results show that CMOS compatible hybrid can generate picosecond pulses at 1~3.12 GHz, which increases linearly injection current.
