Mode-locked silicon evanescent lasers.
We demonstrate electrically pumped lasers on silicon that produce pulses at repetition rates up to 40 GHz. The mode locked lasers generate 4 ps pulses with low jitter and extinction ratios above 18 dB, making them suitable for data and telecommunication transmitters and for clock generation and distribution. Results of both passive and hybrid mode locking are discussed. This type of device coul...
متن کاملHigh speed modulation of hybrid silicon evanescent lasers
High-speed modulation results and analysis of hybrid silicon evanescent lasers is described. It should be possible to achieve a 3dB-bandwidth over 50 GHz and a data rate of 50 Gbit/s. 2009 Optical Society of America OCIS codes: (130.3120) Integrated optics devices; (130.3130) Integrated optics materials
متن کاملNumerical Modeling of Vertical Cavity Semiconductor Lasers
A vertical cavity surface emitting laser (VCSEL) is a diode laser whose optical cavity is formed by growing or depositing DBR mirror stacks that sandwich an active gain region. The resulting short cavity supports lasing into a single longitudinal mode normal to the wafer, making these devices ideal for a multitude of applications, ranging fiom high-speed communication to high-power sources (fro...
متن کاملHybrid silicon evanescent devices
The indirect bandgap of Si has been a key hurdle in the achievement of optical gain elements. Raman lasers and amplifiers1-3 have been demonstrated, and optical gain in nanopatterned Si4 has also been observed, but an electrically pumped all-Si gain element has yet to be realized. An alternative to creating an electrically pumped all-Si gain mechanism is to take prefabricated lasers and couple ...
متن کاملNumerical Modeling of Czochralski Silicon Crystal Growth
Modeling of heat transfer is presented for the entire Czochralski Si-growth furnace. The axisymmetric steady-state approach with moving computational grids is used. Melt turbulent flow, inert gas flow, heat transfer in solid parts, and radiative heat transfer in the system are considered. The Reynolds-averaged Navier-Stokes equations written with the Boussinesq approximation and the energy equa...
