This paper presents three-dimensional simulations of deep reactive ion etching processes, also known as Bosch processes. A Monte Carlo method, accelerated by ray tracing algorithms, is used to solve the transport equation, while advanced level set techniques are applied to describe the movement of the surface. With multiple level sets it is possible to describe accurately the different material layers which are involved in the process. All used algorithms are optimized in such a way, that the costs of computation time and memory scale more like with the surface size rather than with the size of the simulation domain. Finally the presented simulation techniques are used to simulate the etching of holes, whereas the influence of passivation/etching cycle times and hole diameters on the final profile is investigated. 2009 Elsevier B.V. Using Temporary Explicit Meshes for Direct Flux Calculation on Implicit Surfaces
We focus on a surface evolution problem where the surface is represented as a narrow-band level-set and the local surface speed is defined by a relation to the direct visibility of a source plane above the surface. A level-set representation of the surface can handle complex evolutions robustly and is therefore a frequently encountered choice. Ray tracing is used to compute the visibility of th...
متن کاملEfficient Coupling of Monte Carlo and Level Set Methods for Topography Simulation
We have developed a topography simulation method which combines advanced level set techniques for surface evolution with Monte Carlo flux calculation. The result is an algorithm with an overall complexity and storage requirement scaling like O(N logN) with surface disretization. The calculation of particle trajectories is highly optimized, since spatial partitioning is used to accelerate ray tr...
متن کاملThree-Dimensional Plasma Etching Simulation using Advanced Ray Tracing and Level Set Techniques
We present three-dimensional simulation techniques for plasma etching processes. Models based on Langmuir-type adsorption and on ballistic particle transport at feature scale can be efficiently solved in three dimensions. Surface coverages are self-consistently calculated. The local sputter rates of ions and the fluxes of neutrals are computed using modern ray tracing algorithms. In this way an...
متن کاملPower Absorption Calculation for Electron Cyclotron Resonance Heating in H-1 Heliac
Power absorption is calculated for electron cyclotron resonance heating (ECRH) in the H-1 heliac device by using a ray tracing numerical code. The three-dimensional magnetic field structure and the bean shape of flux surfaces are considered. The calculation results show that the second harmonic extraordinary mode heating is effective even at low density if the launching direction is properly ad...
متن کاملThe absorption of light by rough metal surfaces—A three-dimensional ray-tracing analysis
The laser absorptance of rough surfaces has been investigated by using Monte Carlo simulations based on three-dimensional 3D ray tracing. The influence of multiple scattering, shadowing, and the Fresnel-equation based angle dependence is discussed. The 3D results are compared to previously published results from a two-dimensional ray-tracing analysis and the different applications of the two mo...
