چکیده

SiO,/microcrystallite-Si/SiO, diodes with different contact window sizes were fabricated and studied at room temperature, 77 K, and 4.2 K. Steps were observed in the current-voltage (I-V) characteristics at all three temperatures. These steps would appear for a certain number of measurements, depending upon measurement temperature, and then were replaced by a smooth electrical breakdown I-V characteristic. Data analysis indicates that the steps in the 1-V characteristics are due to local electrical breakdowns along the edge of metal contacts instead of electron resonant tunneling through the structure. Surprisingly, however, in one diode, three repeatable spikes, instead of steps, were observed at 4.2 K; this cannot be satisfactorily explained in terms of electrical breakdown, and seems rather like electron resonant tunneling.

Improvement of a Nano-scale Silicon on Insulator Field Effect Transistor Performance using Electrode, Doping and Buried Oxide Engineering

In this work, a novel Silicon on Insulator (SOI) MOSFET is proposed and investigated. The drain and source electrode structures are optimized to enhance ON-current while global device temperature and hot carrier injection are decreased. In addition, to create an effective heat passage from channel to outside of the device, a silicon region has embedded in the buried oxide. In order to reduce th...

Current-voltage characteristics in macroporous silicon/SiOx/SnO2:F heterojunctions

We study the electrical characteristics of macroporous silicon/transparent conductor oxide junctions obtained by the deposition of fluorine doped-SnO2 onto macroporous silicon thin films using the spray pyrolysis technique. Macroporous silicon was prepared by the electrochemical anodization of a silicon wafer to produce pore sizes ranging between 0.9 to 1.2 μm in diameter. Scanning electronic m...

Oxide Roughness Effect on Tunneling Current of MOS Diodes

Two-dimensional (2-D) device simulation is used to investigate the tunneling current of metal ultra-thin-oxide silicon tunneling diodes with different oxide roughness. With the conformal nature of ultrathin oxide, the tunneling current density is simulated in both direct tunneling and Fowler–Nordheim (FN) tunneling regimes with different oxide roughness. The results show that oxide roughness dr...
