Single-layer InAs/InP (100) quantum-dots on well laser and mid-infrared emission

We report a single layer InAs/InP (100) quantum dot (QD) laser operating in continuous wave mode at room temperature on the QD ground state transition grown by metal organic vapor phase epitaxy. The necessary high QD density is achieved by growing the QDs on a thin InAs quantum well (QW). This QDs on QW laser exhibits a high slope efficiency and a lasing wavelength of 1.74 μm. An extremely long...

Analysis of InAsN quantum dots by transmission electron microscopy and photoluminescence.

Quantum dots (QDs) have great potential in optical fiber communication applications were widely recognized. The structure of molecular beam epitaxy (MBE) grew InAsN QDs were investigated by transmission electron microscopy (TEM) and measured their optical properties by photoluminescence (PL). TEM images show that the InAsN QDs are irregular or oval shaped. Some of the InAsN QDs are observed to ...

Finite-Difference Time-Domain Simulation of Mid- and Far-Infrared Quantum Cascade Lasers

We present simulations of midand far-infrared quantum cascade lasers operating with/without external magnetic field. Maxwell–Bloch solver based on the finite-difference time-domain method was used in our investigation. Reduction of the far-infrared quantum cascade laser emission intensity is associated with increased optical losses in highly doped layers when magnetic field is changed from 4.2 ...

Simulation of quantum cascade lasers – optimizing laser performance

The semiconductor band gap of the individual layers of quantum cascade lasers has no infl uence on the emission wavelength. This offers the opportunity to develop lasers in the mid (3–30 μm) and far infrared (30– 500 μm) spectral region. The far infrared region is also known as the terahertz region (0.6–10 THz). Already theoretically predicted in 1971 [1], QCLs had not been realized until 1994 ...

The Remarkable Mid-infrared Jet of Massive Young Stellar Object G35.20-0.74

The young massive stellar object G35.20-0.74 was observed in the mid-infrared using T-ReCS on Gemini South. Previous observations have shown that the near infrared emission has a fan-like morphology that is consistent with emission from the northern lobe of a bipolar radio jet known to be associated with this source. Mid-infrared observations presented in this paper show a monopolar jet-like mo...
